    近年のCPUやLSI等の電子デバイスの微細化に伴い、シリコンに代表される半導体材料の局所的な評価方法の確立が急務となっている。以前から、このような材料の表面評価の手段としてはラマン散乱が利用されており、一方で局所観察のツールとしては近接場光学顕微鏡が開発されてきた。本研究では、半導体ナノ材料観察を実現すべく、開口型近接場光学顕微鏡にラマン分光を組み合わせた近接場ラマン分光システムの構築を目指して研究を行った。
    開口型近接場光学顕微鏡は、20〜100nmという開口の大きさのみに依存する空間分解能を有するが、小さい開口ほど信号光が弱くなるというトレードオフのために、ラマン散乱光のように特に弱い信号光を測定するためには、測定系の高感度化が大きな課題となる。この課題を克服すべく、前年度に引き続き、開口プローブの先端からの信号光と背景光の干渉を利用した光ホモダイン検出を導入して、開口型近接場光学顕微鏡の高感度化を行った。さらに今年度は、開ロプローブの振動を利用して、振動に同期した信号光の明滅を空間的に分離して分光器に導くことで、背景光を分光スペクトル上で除去することを試みた。また、633nm,515nm,488nm,351nm等の波長のレーザを用いてシリコンのラマン散乱光の顕微分光観察と光ファイバプローブからの背景光を測定し、それぞれの励起波長におけるS/N比を評価した。S/N比の向上にあたっては、光の偏光利用についても実験的に評価した。一方、金ナノ粒子のプラズモン増強作用にも着目し、光ファイバプローブの先端、あるいはシリコン基板上に金ナノ粒子を配置することで、信号光強度を飛躍的に増大させることを試みた。これら複数の技術の組み合わせによる、近い将来の近接場ラマン分光システムの実現が期待される。

    Abstract

    The measurements of photoexcited transport in mesoscopic regimes reveal the states and properties of mesoscopic systems. In this study, we focused on direct measurements of electromagnetic energy transports in the mesoscopic regions and constructed a scanning tunnelling microscope-assisted multi-probe scanning near-field optical microscope spectroscopy system. After producing an emission energy map through a single-probe measurement, two-probe measurement enables us to observe and analyse carrier transport characteristics. It suggests that exciton generation and transport in the mesoscopic region of semiconductors with quantum structure changes, such as the bias of dopant, affect the excited carrier emission recombination process. The measured probability density of the carrier transported with quantum effects can be used for applications in natural intelligence research by combining it with the analysis using tournament structures. Our developed measurement and analysis methods are expected to clarify the details of carrier's behaviour in the mesoscopic region in various materials and lead to applications for novel optoelectronic devices.

    © 2018 The Japan Society of Applied Physics. A coherent anti-Stokes Raman scattering (CARS) spectroscopy system was designed to measure the transient behavior of the humidification of a Nafion membrane used in a polymer electrolyte fuel cell (PEFC). We observed a variation in the intensity of the O-H stretching vibration peak of water during dry and wet gas flow. From our measurements, we found that our system showed a high time resolution enough to measure humidification variation in a Nafion membrane in a PEFC. The high acquisition rate revealed the nonequilibrium process of the dehydration or hydration of the Nafion membrane through the temporal variation in the intensity of the O-H stretching vibration peak. The peak consisted of three peaks, suggesting that water molecules hydrated with different bonding energies. The transient behavior of the peaks was probably attributed to the motion of hydration molecules in the proton channel.

    AlGaN microdisks were fabricated via a top-down process using electron-beam lithography, inductively coupled plasma reactive-ion etching, and hydrogen-environment thermal etching from commercial epitaxial wafers with a 100-300 nm thick AlGaN layer grown on a c-plane GaN layer by metal-organic chemical vapor deposition. The hydrogen-environment thermal etching performed well in undercutting the AlGaN microdisks owing to the selective etching for the GaN layer. The AlGaN microdisks acted as the whispering gallery mode (WGM) optical microresonators, exhibiting sharp resonant peaks in room temperature photoluminescence spectra. The evanescent component of the whispering gallery mode (WGM) is influenced by the ambient condition of the microdisk, resulting in the shift of the resonant peaks. The phenomenon is considered to be used for microsensors. Using the WGM in the AlGaN microdisks, we demonstrated microsensors and a microsensor system, which can potentially be used to evaluate biological and chemical actions in a microscale area in real time.     Mg codoping can improve the luminescence properties of Eu-doped GaN. However, the enhanced optical sites differ depending on the fabrication method. In this study, the optical sites in Eu-and Mg-codoped GaN [GaN:(Eu, Mg)] grown by NH3-source molecular beam epitaxy (MBE) were evaluated. The optical properties of an Eu-Mg-related site grown by NH3-MBE were highly stable against thermal annealing. Although the luminescence at sites A (622.3 and 633.8 nm) and B (621.9 and 622.8 nm) was dominant under indirect excitation of Eu ions through GaN, four different optical site groups in addition to sites A and B were observed under resonant excitation. These optical sites are inconsistent with the Eu-Mg-related sites reportedly observed in GaN:(Eu, Mg) fabricated by organometallic vapor phase epitaxy, indicating that the optical site constitution strongly depends on the growth method. Furthermore, site A, with a high cross section, contributed to as much as 22% of the total photoluminescence (PL) integrated intensity for GaN:(Eu, Mg) grown by NH3-MBE, which resulted in a high PL intensity.     We demonstrated the fabrication of a peculiar GaN/InGaN-based high-density nanocrystal array on a nitrogen polarity GaN layer using a simple self-assembly process for the first time. The nanocrystals consist of bending InGaN nanoplates and supporting GaN nanocolumns. The nanocrystals are umbrella shaped with diameters of similar to 200-700 nm; therefore, they are referred to as InGaN nanoumbrellas. Transmission electron microscopy revealed the crystal structures of the nanoumbrellas and provided information about their growth mechanism. The photoluminescence (PL) properties of the InGaN nanoumbrellas were also characterized, and an extremely wide range of optical emission wavelengths (similar to 360-800 nm) was obtained from a small excitation diameter of similar to 10 mu m. Multiple sharp peaks resembling lasing actions were also observed in the PL spectrum; the resonant mode was likely caused by the whispering gallery mode. These results indicate that the high-density GaN/InGaN-based nanoumbrella array can be used as a source of white light without phosphors.

    We have experimentally elucidated the periodic radiation patterns and circulating direction of the lasing light generated by the quasi-whispering- gallery mode (QWGM) in a hexagonal GaN microdisk. The radiated lasing light from the microdisk is highly directional, with the high intensities of the obtained radiated lasing light having a periodic spacing of 120 degrees in the planar direction. The results show that the QWGM-generated lasing light circulates in a single direction in the microdisk, namely, either clockwise or counter-clockwise.

    Biosensing operations based on a whispering-gallery-mode optical cavity in a single hexagonal GaN microdisk of approximately 1.0 mu m diameter were demonstrated here. The sharp resonant peak in the photoluminescence spectrum obtained from the microdisk in aqueous sucrose solution redshifts with a change in sucrose concentration. The results indicate that an extremely small microdisk could be used as an optical transducer for sensing sugar, namely, as a biosensor. Furthermore, we investigate the relationship between the diameter of the microdisk and the sensitivity of the biosensor. (C) 2016 The Japan Society of Applied Physics

    Thin, hexagonal GaN microdisks act as optical microcavities based on the whispering gallery mode (WGM) and the quasi-WGM that can cause lasing action. We investigated the relationship between the excitation area in regular and asymmetric thin, hexagonal GaN microdisks as well as the characteristics of these lasing modes using a room temperature photoluminescence mapping technique under high-excitation conditions. The lasing modes that are preferentially exhibited in a thin asymmetric hexagonal GaN microdisk were found to depend on the most strongly excited area in the microdisk.     Using room temperature photoluminescence measurements, we have demonstrated a sensing operation based on hexagonal GaN microdisks with a side length of approximately 1.5 mu m that acted as optical microcavities. In the experiment, the optical microresonant systems based on the whispering-gallery mode (WGM) in the microdisks were affected by their ambient conditions, resulting in shifts of the lasing wavelength by varying the mixing ratios of isopropanol and o-xylene. We also obtained such shifts for aqueous solutions with varying sucrose concentrations. In addition, we demonstrated that tiny waterborne particles can be detected using a microdisk. These results indicate that the WGM in the hexagonal GaN microdisks potentially can be used to develop optical microbiosensors that can evaluate a limited area with a radius of 1-2 mu m.
